The laser spray tin welding system adopts tin ball spray welding, which has high welding precision and reliable quality. Through the slicing test, 99.8% of the welding area is free of cold joint. Some welding areas are very sensitive to temperature or soft plate connection, which can effectively ensure the welding precision and high-quality welding spots. The laser soldering system for laser soldering has the following features: 


  1. The laser processing precision is high, the light spot is small, the processing time is controlled by a program, the precision is higher than that of the traditional process mode, and the laser processing method is suitable for soldering of tiny precision parts and places where soldering workpieces are sensitive to temperature.

  2. non-contact processing, no contact with static electricity caused by welding, can be processed in the conventional way which is not easy to weld.

  3. The tiny laser beam replaces the soldering iron head, which is also convenient for processing when there are other interference objects on the surface of the workpiece.

  4.  Local heating, small heat affected zone; no electrostatic threat. 

  5. Laser is a clean processing method, easy to maintain and operate.



First of all, we need to understand the working principle of laser solder ball spray welding, as shown in the following figure: in the laser spray soldering system, the solder ball is delivered from the solder ball box to the nozzle, heated and melted by laser, and then sprayed from the special nozzle to directly cover the pad without additional flux or other tools. Solder ball spray welding is adopted, with high welding precision, and there is a requirement for temperature or soft plate to connect the welding area. In the whole process, the welding spot is not contacted with the welding main body, thereby solving the electrostatic threat caused by contact in the welding process. The improvement of tool material performance and process details is an effective way to improve production efficiency and yield. The laser tin ball equipment mainly has the laser soldering tin craft, and the laser spray tin craft.

The size and caliber of the hard alloy nozzle micropore are determined according to the use requirements of the solder ball 250 um ~ 1200 um. Carbide nozzle is made of high-quality tungsten carbide, which has good durability and surface finish. When the solder ball is sprayed, the surface finish of the nozzle is high, so that the solder ball can be well ejected from the nozzle, and the nozzle opening is not easily blocked.
